基于SiC MOSFET的电力电子变压器双有源桥功率模块设计

摘要(Abstract):

将宽禁带半导体器件SiC MOSFET引入电力电子变压器子模块的功率变换部分,通过提高开关频率、降低无源器件的体积及重量,可有效提高电力电子变压器的功率密度。从工程应用需求出发,介绍一种基于SiC MOSFET的电力电子变压器DAB(双有源桥)功率模块的设计方案,具体包括功率电路的原理分析及电路设计、控制保护电路设计及SiC MOSFET驱动电路设计,对SiC MOSFET进行双脉冲测试和短路测试,对功率模块进行性能试验和系统试验,从而验证了功率模块运行的可靠性和高效性。
SiC MOSFET, a wide bandgap semiconductor device, is introduced into sub-module of the power electronic transformer(PET). By increasing the switching frequency, the volume and weight of passive devices,and the power density of PET is effectively improved. With the requirements of engineering application, this paper introduces a design process of DAB(dual active bridge) power module of power electronic transformer based on SiC MOSFET, which mainly includes the principle analysis and circuit design of power circuit, the design of control and protection circuit, and the design of drive circuit for SiC MOSFET. Double-pulse test and short-circuit test for SiC MOSFET, performance test and system test for the power module are carried out.The tests verify the reliability and efficiency of the power module.
